Abstract

Acceptor-donor pairs in ZnO are studied by the perturbed angular correlation spectroscopy (PAC) using radioactive 111In/111Cd probe atoms. In undoped ZnO the trapping of O-vacancies as well as the trapping of Zn-interstitials at the probe atoms which are located at substitutional Zn sites is observed after different sample treatments. In Cu-, Li-, and Na-doped ZnO the acceptor impurities form complexes with the In donors. The structure of these complexes is given and compared with theoretical calculations. © 1992.
