Indium tin oxide (ITO)/silicon solar cells of practical size (approximately 4 cm**2) and efficiency ( greater than 11% total area) have been fabricated using an optimized ion beam milling/sputter deposition and low pressure oxide growth process. Results for a single crystal silicon substrate and four potentially low cost polycrystalline substrates are compared. Photovoltaic performance parameters of cells formed on the best polycrystalline material are essentially identical to those of a representative single crystal device.
