Abstract
We report on optical investigations of InP quantum dots embedded in a wet-etched GaInP microdisk cavity. The structures exhibit modes with quality factors on the order of 104. A combination of consistent power-dependent measurements of the optical power output, the 2nd-order autocorrelation function g(2)(τ) and the emission linewidth give proof for high-β lasing. The results correspond very well to those obtained from micropillar cavity lasers. © 2010 IOP Publishing Ltd.
