Abstract

In this study, the individual subcells made of Ga0.50In0.50P, Ga0.99In0.01As and Ge of a lattice-matched triplejunction solar cell are investigated. Comprehensive measurements of the three corresponding component cells, which are optically equivalent to the triple-junction stack but electrically equivalent to a single subcells within the stack, are performed over a wide range of operating conditions. The investigated temperature range is 5 to 170 °C; the concentration ratio is varied from 1 to 3000. Measurement results are presented and an analytical model is used to describe the temperature and irradiance dependence of the open circuit voltage VOC(T, C).
