High optical phonon energy and short electron thermalization time in graphene enable the creation of fast and sensitive thermoelectric detectors. Here, we demonstrate such a photodetector for the mid-infrared region (9.3 μm) which is a challenging task due to small absorption by graphene single layer in this wavelength range. The photodetector shows response time of 20 μs which scales with square of the device size can can be shortened in miniaturized devices.
