Abstract
Resolution is a fundamental measure of the capability of a lithography process. By applying the rigorous definition of resolution, resolution can be measured and used to quantify the impact of process changes or for comparing different processes. When scaling current capabilities to the future, the Rayleigh criterion may not be adequate.
