Abstract

Electrically pumped GaAs/AlGaAs-quantum cascade microcylinder lasers are reported. In addition, the optical and electrical behavior was compared to ordinary ridge waveguide lasers fabricated from the very same molecular beam epitaxy (MBE) grown material. Threshold current densities of 7.3 kA/cm2 for R = 50 μm microcylinder lasers are smaller than threshold current densities of the ridges.
