Abstract

Ag and Au were diffused into LEC (liquid encapsulated Czochralski) GaAs and DLTS (deep level transient spectroscopy)measurements made. Minority carrier (hole) traps were observed at Ev + 0.23 eV for Ag and Ev + 0.40 eV for Au. The capture cross sections for both were about 10-17 cm2.
